چکیده

In quest of new (”post-CMOS”) switches, in particular for ultra-low power application, the Tunnel Field Effect Transistor (TFET) [1] raised a lot of attention. The working principle of this device is the generation of electron-hole pairs by band-to-band tunneling (BTBT) between the valence band (VB) and the conduction band (CB). Thus, contrary to the common MOSFET, the source of current in a TFET is not thermionic injection, but inter-band generation. The inter-band tunnel transitions can be either direct (at the Γ-point) or indirect (e.g. from the Γ-point to the k-point of the minimum of the CB valleys as in silicon). In the latter case a phonon is needed for momentum conservation. A TFET is essentially a gated, reversed-biased pin diode, and the width of the tunnel barrier is modulated by the gate voltage. It is even possible to turn on the BTBT generation quickly as a consequence of the gate-induced energetic alignment between CB and VB, which eventually results in an average slope (averaged over 3 4 decades in the current after the onset of BTBT) steeper than 60mV/dec. That’s why TFETs belong to the so-called ”steepslope devices”.

Impact of integrated upper limb spasticity management including botulinum toxin A on patient-centred goal attainment: rationale and protocol for an international prospective, longitudinal cohort study (ULIS-III)

OBJECTIVES Describe the rationale and protocol for the Upper Limb International Spasticity (ULIS)-III study, which aims to evaluate the impact of integrated spasticity management, involving multiple botulinum toxin A (BoNT-A) injection cycles and concomitant therapies, on patient-centred goal attainment. Outline novel outcome assessment methods for ULIS-III and report initial evaluation data fr...

An Expert System on Linguistics to Support Natural Multilingual Collaborative Management of Interlingual Semantic Web Knowledge bases

We are interested in bridging the world of natural language and the world of the semantic web in particular to support multilingual access to the web of data. In this paper we introduce the ULiS project, that aims at designing a pivot-based NLP technique called Universal Linguistic System, 100% using the semantic web formalisms, and being compliant with the Meaning-Text theory. Through the ULiS...

Multilingual Access to Dublin Core Metadata of ULIS Library

With the recent Internet expansion, persons all over the world can access more and more document databases. As Unicode has become more popular, the environment for multilingual retrieval has been improved to some extent. However, there are still numerous problems to be solved, such as the multilingual input and display. This paper proposes a system for retrieving ULIS Japanese metadata. The sys...
